POSTECH(포항공과대학교, 총장 김무환)은 신소재공학과 김종환 교수, 통합과정 송수범·윤상호 씨 연구팀이 육방정-질화붕소(이하 h-BN)를 이용해 심자외선 LED를 최초로 개발했다고 23일 밝혔다.

심자외선 LED는 200~280나노미터(nm)로 짧은 파장의 자외선을 내뿜도록 설계된 반도체 광원을 말한다. 이 LED를 코로나바이러스나 세균에 비추면 인체에 끼치는 해를 최소화면서도 해로운 병원체를 사멸시킬 수 있다.

 

POSTECH에 따르면 가시광선과 달리 자외선은 물질에 쬐면 형태를 변형하거나 파괴할 수 있다. 이 중 투과도가 높은 근자외선은 피부가 노출될 경우 질병을 유발할 수 있지만 심자외선은 피부 투과도가 극히 낮아 안전하게 사용할 수 있을 것으로 기대되고 있다.

 

이에 따라 심자외선 LED를 개발하려는 연구가 활발히 진행돼왔다. 주로 이용된 소재는 질화알루미늄갈륨(이하 AlxGa1-xN)이었다. 그러나 이 소재는 파장이 짧아질수록 발광 특성이 급격히 저하되는 근본적인 한계가 있어 심자외선 파장 영역에서 사용할 수 있는 LED의 구현은 숙제로 남아있었다.

 

김종환 교수팀이 이용한 h-BN은 흑연과 같은 반데르발스 층상물질이다. 단원자 층의 구조가 그래핀과 비슷하고 외관이 투명해 ‘화이트 그래핀’이라고도 불린다. AlxGa1-xN과 달리 심자외선 영역에서 밝은 빛을 내, 심자외선 LED 개발에 사용될 수 있는 신소재로 여겨진다. 그러나 큰 밴드갭때문에 전자와 정공을 주입하기 어려워 LED로 만들어내지는 못했다.

 

김종환 교수팀은 h-BN 나노박막에 강한 전압을 걸어주면 터널링 효과에 의해 전자와 정공을 주입할 수 있음에 착안했다. 이에 따라 그래핀, h-BN, 그래핀이 쌓인 반데르발스 헤테로 나노소재를 기반하는 LED 소자를 제작했고, 실제 소자가 심자외선을 강하게 내뿜는 것을 심자외선 분광 장비를 통해 확인했다.

  

김종환 교수는 “새로운 파장 영역에서 고효율 LED 신소재 개발은 기존에 없었던 획기적인 광소자 응용 분야 개척에 시발점이 될 수 있다”며 “본 연구 결과는 차세대 신소재로 주목받고 있는 그래핀, h-BN을 이용해서 최초로 심자외선 LED를 구현했다는 점에서 의미가 있다”고 말했다.

 

또한 “기존 AlxGa1-xN 소재에 비해 월등히 높은 발광 효율을 갖는 동시에 소자를 소형화할 수 있으므로, 추후 바이러스와 세균의 살균 시스템, 반도체 소자 제작 공정, 근거리 무선 통신 등에 유용하게 활용할 수 있을 것으로 기대한다”고 말했다.

 

세계적으로 권위 있는 학술지 ‘네이처 커뮤니케이션즈(Nature Communications)’에 최근 게재된 이 연구는 한국연구재단의 중견연구자지원사업과 기초과학연구원 사업의 지원을 받아 이뤄졌다.

 According to POSTECH, unlike visible light, ultraviolet light can deform or destroy shape when exposed to material. Among these, near-UV, which has high permeability, can cause diseases when the skin is exposed, but deep-ultraviolet has extremely low skin permeability, so it is expected that it can be safely used.

 

  Accordingly, research to develop deep-ultraviolet LEDs has been actively conducted. The material mainly used was aluminum gallium nitride (hereinafter AlxGa1-xN). However, this material has a fundamental limitation in that the luminous properties rapidly deteriorate as the wavelength gets shorter.

 

  The h-BN used by Professor Jonghwan Kim's team is a van der Waals layered material like graphite. The structure of the monoatomic layer is similar to that of graphene and the appearance is transparent, so it is also called ‘white graphene’. Unlike AlxGa1-xN, it emits bright light in the deep ultraviolet region and is considered a new material that can be used in the development of deep ultraviolet LEDs. However, because of the large band gap, it was difficult to inject electrons and holes, so it could not be made into an LED.

 

  Professor Jonghwan Kim's team paid attention to the fact that if a strong voltage is applied to the h-BN nano-thin film, electrons and holes can be injected through the tunneling effect. Accordingly, an LED device based on a van der Waals hetero nanomaterial stacked with graphene, h-BN, and graphene was fabricated, and it was confirmed through deep UV spectroscopy that the actual device emits strong UV rays.

 

  Professor Kim Jong-hwan said, “The development of a new high-efficiency LED material in a new wavelength range can be a starting point for pioneering a groundbreaking optical device application field that has never been seen before. It is meaningful in that it is the first to implement deep-ultraviolet LED.”

  In addition, “compared to the existing AlxGa1-xN material, it has significantly higher luminous efficiency and the device can be miniaturized. said.

 

  This research, recently published in the world-famous academic journal ‘Nature Communications’, was supported by the National Research Foundation of Korea’s Senior Researcher Support Project and the Basic Science Research Institute project.
