DGIST(총장 이건우)는 전기전자컴퓨터공학과 권혁준 교수 연구팀이 레이저 기반 공정을 활용해 2차원 반도체 소재 내부에 광검출 성능을 향상시키는 접합 구조를 구현하는 데 성공했다고 밝혔다.
이번 연구는 단일 레이저 조사만으로 고성능 광검출기(포토디텍터)를 제작할 수 있는 기술로, 차세대 집적 광전자소자와 유연 전자기기 개발에 활용될 것으로 기대된다.
광검출기는 빛을 전기 신호로 변환하는 핵심 소자로 이미지 센서와 광통신, 사물인터넷(IoT), 웨어러블 기기 등에 폭넓게 사용된다. 특히 2차원 반도체는 원자층 수준의 얇은 두께와 뛰어난 유연성을 지녀 차세대 전자소재로 주목받고 있다.
하지만 기존 광검출 소자는 서로 다른 소재를 여러 층으로 쌓거나 전사하는 공정이 필요해 제작 과정이 복잡하고, 오염이나 결함 발생 가능성이 크다는 한계가 있었다.
연구팀은 이러한 문제를 해결하기 위해 2차원 반도체 소재인 주석 이황화물(SnS₂)에 레이저를 직접 조사해 특정 위치에만 접합 구조를 형성하는 새로운 공정 기술을 제시했다.
이 방식은 별도의 복합 공정 없이 대기 환경에서 간단히 구현할 수 있으며, 레이저를 조사한 부분에서는 두께 감소와 함께 산소 결합에 따른 물성 변화가 발생한다. 이를 통해 레이저 처리 영역과 비처리 영역 사이에 전하 분리를 유도하는 에너지 장벽이 자연스럽게 형성된다는 설명이다.
형성된 에너지 장벽은 빛에 의해 생성된 양·음 전하를 빠르게 분리해 재결합을 억제하고, 결과적으로 광신호를 보다 효율적으로 전기 신호로 변환할 수 있도록 돕는다.
실험 결과 연구팀이 제작한 광검출기는 기존 방식 대비 반응 속도가 수십 배 향상됐으며, 광응답도 703mA/W, 외부양자효율 170%, 검출능 2.35×10¹⁴ Jones 등 우수한 성능을 기록했다. 반복 측정에서도 안정적인 성능 유지가 확인됐다.
권혁준 교수는 “이번 연구는 복잡한 제조 공정 없이 레이저 조사만으로 2차원 반도체 내부에 최적의 광전 변환 환경을 구현할 수 있다는 점을 입증한 사례”라며 “향후 고성능 광검출기뿐 아니라 대면적 이미지 센서와 투명·유연 광센서 등 다양한 응용 분야로 확대될 수 있을 것”이라고 말했다.
한편 이번 연구는 이지은 석·박사통합과정생이 제1저자로 참여했으며, 연구 성과는 광학 분야 국제학술지인 「Advanced Optical Materials」 2026년 5월호에 게재됐다. 연구는 과학기술정보통신부 개인기초연구사업과 이노코어 프로그램, 교육부 대학중점연구소지원사업 지원을 받아 수행됐다.

Researchers at DGIST have developed a technology that forms high-performance photodetector structures within 2D semiconductors using only a single laser irradiation. This method, which can be implemented without complex stacking or transfer processes, is drawing attention for its potential applications in next-generation flexible sensors and image sensors.
DGIST (President Lee Kun-woo) announced that a research team led by Professor Hyuk-Jun Kwon of the Department of Electrical Engineering and Computer Science has succeeded in realizing a junction structure within 2D semiconductor materials that enhances photodetectonic performance by utilizing a laser-based process.
This research presents a technology capable of fabricating high-performance photodetectors using only a single laser irradiation, and is expected to be utilized in the development of next-generation integrated optoelectronic devices and flexible electronic devices.
Photodetectors are core components that convert light into electrical signals and are widely used in image sensors, optical communication, the Internet of Things (IoT), and wearable devices. In particular, 2D semiconductors are attracting attention as next-generation electronic materials due to their atomic-layer-thin thickness and excellent flexibility. However, existing photodetectors have limitations, such as complex fabrication processes requiring the stacking or transfer of different materials in multiple layers, and a high risk of contamination or defects.
To address these issues, the research team proposed a new process technology that forms bonding structures only at specific locations by directly irradiating tin disulfide (SnS₂), a two-dimensional semiconductor material, with a laser.
This method can be easily implemented in an atmospheric environment without the need for separate complex processes. In the laser-irradiated areas, thickness reduction occurs along with changes in material properties due to oxygen bonding. The researchers explain that this naturally forms an energy barrier between the laser-treated and untreated regions, inducing charge separation.
The formed energy barrier rapidly separates positive and negative charges generated by light, suppressing recombination and consequently helping to convert optical signals into electrical signals more efficiently.
Experimental results showed that the photodetector fabricated by the research team demonstrated a response speed improved by tens of times compared to existing methods, recording excellent performance with a photoresponse of 703 mA/W, an external quantum efficiency of 170%, and a detection capability of 2.35 × 10¹⁴ Jones. Stable performance was also confirmed to be maintained even during repeated measurements.
Professor Kwon Hyuk-jun stated, "This study is a case that demonstrates that an optimal photoelectric conversion environment can be realized inside a two-dimensional semiconductor using only laser irradiation, without complex manufacturing processes." He added, "In the future, this technology can be expanded to various application fields, including not only high-performance photodetectors but also large-area image sensors and transparent and flexible optical sensors."
Meanwhile, Ji-eun Lee, a student in the integrated master's and doctoral program, participated as the first author in this research, and the findings were published in the May 2026 issue of *Advanced Optical Materials*, an international academic journal in the field of optics.
